| Zusammenfassung | We have developed a tunable and fast THz detector based on GaAs/GaAlAs Corbino device, exploiting optical transitions in presence of the Landau quantization. Our THz radiation source is a p-Ge light-hole cyclotron laser, tunable in the frequency range 1.7THz to 2.5THz. We observe cyclotron resonant and bolometric contributions to the THz photoconductivity of our Corbino detectors in quantizing magnetic fields. By sweeping the magnetic field and changing the electron density of the detector for a fixed laser frequency, we were able to determine the spectral resolution of the detector. The spectral resolution was found dependent on the source-drain voltage of the detector, being at best about 1 meV (full width at half maximum) for a laser energy of 8.1 meV (1.96 THz). The cycloton-resonant part of the photosignal, which can be expected to have a narrower linewidth, was too weak to be clearly separable from the stronger bolometric background. Further, we measured the decay times of the photoinduced current through the Corbino device at subcritical voltages with an impedance-matched high-frequency measuring circuit. We found decay times of the order of 500 ns for samples with a mobility of 40 m2/Vs. These time scales, which are not obscured by the RC-time of the measuring setup, are more than one order of magnitude shorter in comparison to data published earlier at meander-type detectors of comparable mobility. |
